Vishay FET Division's Challenge to Automotive Power Circuits
Vishay Automotive FETs

Vishay offers a wide range of power circuit components, including Power MOS FETs for automotive applications.
To accommodate the increasing power consumption of electric vehicles, we are expanding our lineup of high-voltage FETs in various packages, including built-in half-bridge and top-side cooling. We will introduce an overview and advantages of these.

Overview of Vishay's Automotive FETs

In recent years, electric vehicles have become increasingly power-hungry, and the adoption of 48V batteries is becoming mainstream. To meet this need for higher voltages, Vishay has invested heavily in the development of products with voltage ratings up to 150V, including half-bridge and top-cooled packages, as described below.
The package sizes are mainly 2 to 8 mm square, and their main uses are ideal DIODES and SWITCHES circuits as shown in the application diagram on the right below. In addition to leaded packages that are resistant to vibration and thermal expansion, we also offer leadless packages with wettable flanks that can be used for AOI (automated optical inspection).
In addition to Nch, we also have a full lineup of Pch, and we have achieved the standard of 175°C heat resistance, which tends to be costly. Naturally, we have also obtained AEC-Q101.

"Power PAIR ®" and "Asymmetrical" half-bridge integrated packages

As electric vehicles become more power-hungry, improving circuit efficiency has become an important issue.
To address this issue, we have expanded our lineup of packages with built-in half-bridge FETs, as shown below.

POWER PAIR® suitable for 50% duty SWITCHES

The die size can be increased by integrating the drain and source of two FETs (see left in the figure below).
This reduces the ON resistance and parasitic impedance, improves efficiency and noise, and makes pattern layout easier.
The expected applications are POWER SUPPLIES and small INVERTERS. The POWER PAIR® lineup will be expanded with 6X5FSW and 3X3FSW packages.

Asymmetrical ® suitable for low duty step-down POWER SUPPLIES

Even when the battery voltage reaches 48V, the voltage supplied to the load remains low, so a lower duty step-down POWER SUPPLIES is required.
To meet this need, the die size of the LoSideFET has been increased and the ON resistance has been reduced, making it possible to achieve high efficiency and space-saving low-duty step-down POWER SUPPLIES (see the left diagram below).Asymmetrical offers these in a 5x6 package, and the current lineup can be seen on the right diagram below.

8x8LR package with top heat dissipation

If the heat capacity of the board alone is not enough to dissipate the heat, additional measures such as dissipating the heat to a heat sink via the board, as shown on the left in the diagram below, are necessary. However, by dissipating the heat directly from the top to the heat sink without going through the board, as shown on the right in the diagram below, it is possible to reduce thermal resistance and increase the FET's heat capacity. Vishay offers a lineup of 8x8LR (reverse) packages with top-side heat dissipation capabilities, with voltage ratings up to 150V.
This package has a simple structure in which the pins of the backside-heated FET are simply bent in the opposite direction, resulting in high yields and allowing it to be offered at low cost.

XClampR™ TVS also has snapback characteristics, so VBR≒VC.
